Marcus Collins, Amelia Lily and Little Mix will contest The X Factor final at the weekend, following the elimination of Misha B.
The 19-year-old looked unsurprised when Dermot O'Leary announced the result and said: "I just want to say thank you to everyone here at the X Factor for making my dreams a reality."
She described judge Kelly Rowland as "the best mentor in the world".
She also thanked family and friends for their support, adding: "I love you and thank you so much."
On The Xtra Factor, Rowland later said: "Misha can do whatever she wants to do because that is the kind of artist she is. She's just so incredibly talented and I'm so proud of her.
"I think that Misha has shown so much of herself on this show and it's only a matter of time if people haven't been on her foot-tails already.
"I'm going be there every step of the way. I'm her biggest supporter and will always be there for her, and if I can do anything to help her then I will."
